反应性纳米多层膜的机理研究及其应用

Fundamental research and application of reactive nano-multilayers

  • 摘要: 介绍了反应性纳米多层膜常用体系、燃烧反应机理及性能,并综述了其在异种金属连接、金属与非金属连接、电子封装以及其他方面的应用。得出以下结论:随着对微观反应机制研究的深入,分子动力学模拟方法和原位动态电子显微技术成为研究反应性纳米多层膜微观反应机制的两种必备技术;从自蔓延反应辅助软钎焊到直接作为钎料应用于瞬间液相扩散连接,反应性纳米多层膜的应用领域逐渐扩大,并有向非连接应用方向发展的趋势。

     

    Abstract: The several kinds of common reactive nao-multilayers( RML) system,the self-propagating reaction mechanism and related performance are introduced. The applications of RML in dissimilar metal joining,metal and nonmetal joining,electronic packaging and other aspects are reviewed. The results show that,with the deep research on the microscopic reaction mechanism,molecular dynamics simulation method and dynamic investigation with in-situ electron microscopy technology have become two essential techniques to study the micro-reaction mechanism of reactive nano-multilayers. That the application of reactive nano-multilayers has been gradually enlarging,developing from simply SHS-assisted soldering to directly applied to transient liquid diffusion bonding as a filler layer,and there is also a new trend towards non-joining application.
